SiC and GaN are called "wide-band gap semiconductors" (WBG). Due to the production process used, WBG equipment shows the following advantages:
1. Gallium nitride (GaN) and silicon carbide (SiC) are relatively similar in terms of band gap and breakdown field. Gallium nitride has a band gap of 3.2 eV, while silicon carbide has a band gap of 3.4 eV. While these values look similar, they are significantly higher than the band gap of silicon. Silicon has a band gap of only 1.1 eV, which is three times smaller than gallium nitride and silicon carbide. The higher bandgap of these compounds allows gallium nitride and silicon carbide to comfortably support circuits with higher voltages.
2.The breakdown fields of GaN and SiC are relatively similar, with a breakdown field of 3.3 MV/cm for gallium nitride and 3.5 MV/cm for silicon carbide. These breakdown fields allow the compound to handle significantly higher voltages better than ordinary silicon. The breakdown field of silicon is 0.3 MV/cm, which means that the ability of gallium nitride and silicon carbide to maintain a higher voltage is almost ten times greater. They are also able to support lower voltages using significantly smaller devices.
3.The thermal conductivity of a material is its ability to transfer heat through itself. Considering the use environment of the material, the thermal conductivity directly affects the temperature of the material. In high-power applications, the inefficiency of the material generates heat, which increases the temperature of the material and subsequently changes its electrical properties. GaN has a thermal conductivity of 1.3 W/cmK, which is actually worse than that of silicon, which has a conductivity of 1.5 W/cmK. However, SiC has a thermal conductivity of 5 W/cmK, making it nearly three times better at transferring heat load. This characteristic gives silicon carbide a high advantage in high power, high temperature applications.
